| Abstract | 本发明公开了一种基于金锡合金键合的圆片级低温封装方法,通过选用富锡Sn合金成分Sn＝54％-71％,设计金锡厚度分别小于2.1μm和0.7μm,在一定压强、温度和时间内进行了金锡合金键合,形成了以具有高维氏硬度的AuSn2相(即ε相)为主的中间层,实现了低成本、高键合强度的圆片级低温封装方法。键合温度在140-310℃范围内,可实现高达20-64MPa的键合强度。这一低成本、高键合强度的圆片级低温封装方法可应用于任意基片上器件的封装。 |
