| Abstract | 本发明公开了一种用于电子束光刻胶PMMA的显影液，该显影液是异丙醇、甲醇和去离子水的混合液，其中异丙醇、甲醇和去离子水的体积比为7∶2∶1。本发明同时公开了一种用于电子束光刻胶PMMA的显影液的配置方法，该方法包括：将异丙醇、甲醇和去离子水以一定的体积比混合；将异丙醇、甲醇和去离子水的混合液在常温下静置一段时间，使得溶液混合均匀。利用本发明，相比目前通用的定影液IPA，不需要IPA或者其他定影液定影就能很好的控制线条宽度以及粗糙度，能够显著降低成本。 |
